  • Abstract Large-signal model plays an important role in prediction
    of the nonlinear behavior of microwave circuits. In this
    thesis, the large-signal models of FETs varactor diode and
    AlGaAs/InGaAs schottky diode was established and were applied to
    the design of a voltage controlled oscillator.The parameters of
    the large-signal models were concluded by fitting the
    measured S-parameters, DC I-V and C-V results. In spite of
    using the large-signal models that we establised, we also
    designed a 2.4 GHz Amplifier and Oscillator by using Hexawave
    foundry.
